PwrSoC integration efforts are moving to MEMS packaging technology to enable the fabrication of miniature power converters. Approaches being explored include 2D/2.5D packaging using wire bonding or flip-chip technology, and 3D packaging using vertical stacking of ICs and through-silicon via-based silicon interposers. As is the case with magnetic materials, these MEMS-based packaging technologies are not yet ready for commercial development.
